Atomic layer deposition of AlN from AlCl3 using NH3 and Ar/NH3 plasma

The atomic layer deposition (ALD) of AlN from AlCl3 was investigated using a thermal process with NH3 and a plasma-enhanced (PE)ALD process with Ar/NH3 plasma. The growth was limited in the thermal process by the low reactivity of NH3, and impractically long pulses were required to reach saturation. Despite the plasma activation, the growth per cycle in the PEALD process was lower than that in the thermal process (0.4A ° vs 0.7A ° ). However, the plasma process resulted in a lower concentration of impurities in the films compared to the thermal process. The design of multifunctional materials is of pivotal importance for developing wearable biosensors. In particular, the advancement in self-cleaning materials suitable for bending sensors, i.e. devices able to track human body movements for healthcare monitoring [1], has raised much interest in recent pandemic times. Such technology can be facilitated by leveraging piezo-photocatalytic cleaning effects under visible light [2]. On the use of the EMI for the health monitoring of bonded elements

The low weight, robustness and fatigue resistance of adhesive joints make them suitable for structural joints. A fully developed nondestructive evaluation technique however is needed to monitor and assess the quality of bonded joints. In the present paper the application of the electromechanical impedance (EMI) technique is proposed. In the EMI method a piezoelectric transducer (PZT) is attached to the structure of interest.
