Single Event Upsets Induced by Direct Ionization from Low-Energy Protons in Floating Gate Cells

Floating gate cells in advanced NAND Flash memories, with single-level and multi-level cell architecture, were exposed to low-energy proton beams. The first experimental evidence of single event upsets by proton direct ionization in floating gate cells is reported. The dependence of the error rate versus proton energy is analyzed in a wide energy range. Proton direct ionization events are studied and energy loss in the overlayers is discussed. The threshold LET for floating gate errors in multi-level and single-level cell devices is modeled and technology scaling trends are analyzed, also discussing the impact of the particle track size. peerReviewed

Tässä opinnäytetyössä tarkastellaan, onko kokonaisarkkitehtuurin kypsyystasolla ja kokonaisarkkitehtuurituotteen laadulla keskinäistä yhteyttä. Tämän selvittämiseksi valittiin kirjallisuuslähteistä ne artikkelit, joissa kokonaisarkkitehtuurin laatua tutkitaan laatuattribuuttien (quality attributes) kautta. Näiden artikkeleiden perusteella muodostettiin kahdeksan laatuattribuuttia. Näiden laatuattribuuttien kuvauksia verrattiin kolmen kypsyysmallin (JHKA:n kypsyystasomalli, EAMM, DyAMM) kypsyystasokuvauksiin. LTE is rapidly gaining momentum for building future 4G cellular systems, and real operational networks are under deployment worldwide. To achieve high throughput performance, in addition to an advanced physical layer design LTE exploits a combination of sophisticated mechanisms at the radio resource management layer. This dissertation deals with the building and design work of the church builder family Rijf in Österbotten during the Gustavian Period. The Rijfs were Finland- Swedes and entailed four mason-based master builders: Thomas Rijf (1726-1803), his sons Jacob (1753-1808) and Carl (1756-1801), and Jacob´s son Carl Jacobsson Rijf (1783-1808). The most famous member of the family was Jacob Rijf. He was the first Finnish master builder to study at the Royal Swedish Academy of Arts and was supervised by the leading architects of the Board of Public Works and Buildings, Carl Fredrik Adelcrantz (1716-1796) and Olof Tempelman (1745-1816).
