Current Spreading Length and Injection Efficiency in ZnO/GaN-Based Light-Emitting Diodes

We report on carrier injection features in light-emitting diodes (LEDs) based on nonintentionally doped-ZnO/p-GaN heterostructures. These LEDs consist of a ZnO layer grown by chemical-bath deposition (CBD) onto a p-GaN template without using any seed layer. The ZnO layer (~1- $\mu \text{m}$ thickness) consists of a dense collection of partially coalesced ZnO nanorods, organized in wurtzite phase with marked vertical orientation, whose density depends on the concentration of the solution during the CBD process. Multi-pulse characterization of trapping/detrapping mechanisms in AlGaN/GaN high electromobility transistors

GaN high-electro mobility transistors (HEMTs) are among the most promising candidates for use in high-power, high-frequency, and high-temperature electronics owing to their high electrical breakdown threshold and their high saturation electron velocity. The applications of these AlGaN/GaN HEMTs in power converters are limited by the surface trapping effects of drain-current collapse. Charge-trapping mechanisms affect the dynamic performance of all GaN HEMTs used in power switching applications. This study analyzes the dynamic resistance of GaN HEMTs and finds that the effects of dynamic resistance can be suppressed by controlling switching conditions and on-off cycles.

The behavior of silicone gel under electrical stress plays a significant role in the reliability and durability of high voltage electronic power devices due to its widespread use for the insulation of IGBT modules and other components. State-space formulation of scalar Preisach hysteresis model for rapid computation in time domain

A state-space formulation of classical scalar Preisach model (CSPM) of hysteresis is proposed. The introduced state dynamics and memory interface allow to use the state equation, which is rapid in calculation, instead of the original Preisach equation. The main benefit of the proposed modeling approach is the reduced computational effort which requires only a single integration over the instantaneous line segment in the Preisach plane. Numerical evaluations of the computation time and model accuracy are provided in comparison to the CSPM which is taken as a reference model.

Comparison of Single Event Transients Generated at Four Pulsed-Laser Test Facilities-NRL, IMS, EADS, JPL

Four pulsed-laser single-event effects systems, differing in wavelength and pulse width, were used to generate single event transients in a large-area silicon photodiode and an operational amplifier (LM124) to determine how transient amplitude and charge collection varied among the different systems. The optical wavelength and the focused spot size are the primary factors influencing the resultant charge density profile. Losses in inverter-fed permanent magnet motors are underestimated by using analytical or numerical approach since additional losses due to extra harmonics of the frequency converter are normally skipped. Further, losses in switches and passive components of the converter and the effect of switching frequencies cannot be numerically taken into consideration. Influence of Sr addition on structural, dielectric and Raman properties of Na0.5Bi0.5TiO3ceramics

ABSTRACTLead free (Na0.5Bi0.5)1-xSrxTiO3 (x = 0, 0.01 and 0.02) ceramics were produced by a conventional solid-state sintering method. X-ray diffraction analysis shows that the obtained samples possess the perovskite structure with rhombohedral symmetry. The microstructure study shows a dense structure, in agreement with the relative density (above 97%). Dielectric analysis revealed the diffuse character of the electric permittivity anomalies and their shift to a lower temperature range after Sr doping of NBT. The Raman spectra are similar for all samples in agreement with the X-ray diffraction data. The possible origin of the observed effects was discussed.

On the mechanics of magnetic fluids with field-induced phase transition: application to Couette flow

The influence of Brownian diffusion and magnetophoresis, which are followed by phase transition, on the characteristics of a stationary plane Couette flow of magnetic fluid in a non-uniform magnetic field is discussed. The phase transition conditions in magnetic fluids are assumed as a natural restriction to the particle concentration increase in a non-uniform magnetic field. Profiles of the particles' concentration are calculated, and dependences of the volume magnetic force and of the viscous force are established. © 2018 Institute of Physics, University of Latvia.
