Effect of 20 MeV Electron Radiation on Long Term Reliability of SiC Power MOSFETs

The effect of 20 MeV electron radiation on the lifetime of the silicon carbide power MOSFETs was investigated. Accelerated constant voltage stress (CVS) was applied on the pristine and irradiated devices and time-to-breakdown ( T BD ) and charge-to-breakdown ( Q BD ) of gate oxide were extracted and compared. The effect of electron radiation on the device lifetime reduction can be observed at lower stress gate-to-source voltage ( V GS ) levels. The models of T BD and Q BD dependence on the initial gate current ( I G0 ) are proposed which can be used to describe the device breakdown behaviour. peerReviewed
Radiation Hardened Optical Frequency Domain Reflectometry Distributed Temperature Fiber-Based Sensors

International audience; We study the performance of Optical Frequency Domain Reflectometry (OFDR) distributed temperature sensors using radiation resistant single-mode optical fibers. In situ experiments under 10 keV X-rays exposure up to 1 MGy( SiO 2 ) were carried out with an original setup that allows to investigate combined temperature and radiation effects on the sensors within a temperature range from 30 ° C to 250 ° C. Obtained results demonstrate that optical fiber sensors based on Rayleigh technique are almost unaffected by radiation up to the explored doses. Proton irradiation-induced reliability degradation of SiC power MOSFET

The effect of 53 MeV proton irradiation on the reliability of silicon carbide power MOSFETs was investigated. Post-irradiation gate voltage stress was applied and early failures in time-dependent dielectric breakdown (TDDB) test were observed for irradiated devices. The applied drain voltage during irradiation affects the degradation probability observed by TDDB tests. Proton-induced single event burnouts (SEB) were observed for devices which were biased close to their maximum rated voltage. The secondary particle production as a result of primary proton interaction with the device material was simulated with the Geant4-based toolkit. peerReviewed

Abstract The Lewis acid (LA) catalyzed 1,3-dipolar cycloaddition of N -benzylideneaniline N -oxide with acrolein has been studied using DFT calculations. Coordination of AlCl 3 to the acrolein oxygen atom produces a drastic change in the mechanism along the more favorable meta reactive channel. The process is characterized by a strong nucleophile/electrophile interaction allowing the formation of a zwitterionic intermediate, a Michael-type addition. The subsequent ring closure constitutes the rate-determining step. Abstract Solvents such as 1,1,1,3,3,3-hexafluoroisopropanol (HFIP) with a high capacity for donating hydrogen bonds generate solvates that enter into selective cross-coupling reactions of aryls upon oxidation. When electric current is employed for oxidation, reagent effects can be excluded and a decoupling of nucleophilicity from oxidation potential can be achieved. The addition of water or methanol to the electrolyte allows a shift of oxidation potentials in a specific range, creating suitable systems for selective anodic cross-coupling reactions. The shift in the redox potentials depends on the substitution pattern of the substrate employed. The concept has been expanded from arene-phenol…

Nonlinear FE analysis of out-of-plane behaviour of masonry walls with and without CFRP reinforcement

Abstract The out-of-plane behaviour of unreinforced and CFRP reinforced masonry wall is studied by means of experimental investigation and numerical FE modelling. The latter is based on a linear constitutive law both for ashlars and mortar joints constituting masonry and the lines of potential delamination are taken into account by means of an interface element with bi-linear law, reproducing the opening failure mode. When reinforcement is introduced, an interface element with bi-linear law is also used, reproducing sliding failure mode. Winemaking is concerned about sustainable energy availability that implies new methods for process monitoring and control. The aim of this paper is to realize a comparative analysis of the possibilities offered using estimation techniques, balances, and filtering techniques such as the Kalman filter (KF) and the extended Kalman filter (EKF), to obtain indirect information about the alcoholic fermentation process during winemaking.
