Charge Transport Mechanisms in Heavy-Ion Driven Leakage Current in Silicon Carbide Schottky Power Diodes

Under heavy-ion exposure at sufficiently high reverse bias voltages silicon carbide (SiC) Schottky diodes are observed to exhibit gradual increases in leakage current with increasing ion fluence. Heavy-ion exposure alters the overall reverse current-voltage characteristics of these diodes, leaving the forward characteristics practically unchanged. This paper discusses the charge transport mechanisms in the heavy-ion damaged SiC Schottky diodes. A macro model, describing the reverse current-voltage characteristics in the degraded SiC Schottky diodes is proposed. peerReviewed

Effect of the Si doping on the properties of AZO/SiC/Si heterojunctions grown by low temperature pulsed laser deposition

Abstract The structural and photoelectrical properties of Al-doped ZnO (AZO)/SiC/p-Si and AZO/SiC/n-Si heterojunctions, fabricated at low temperature by pulsed laser deposition, were investigated by means of a number of techniques. Raman analysis indicates that SiC layers have the cubic 3C-SiC phase, whilst X-ray diffraction measurements show that AZO films exhibit a hexagonal wurtzite structure, highly textured along the c-axis, with average crystallites size of 35.1 nm and lattice parameter c of 0.518 nm. Darbs ir veltīts mašīnu redzes sistēmai, kas nodrošina lietņa diametra svārstību kontroli silīcija kristālu audzēšanas metodei, ko Latvijā bāzēts uzņēmums SIA "KEPP EU" izmanto saules bateriju kategorijas monokristālu ražošanai. Time resolved emission at 1.3 μm of a single InAs quantum dot by using a tunable fibre Bragg grating

Photoluminescence and time resolved photoluminescence from single metamorphic InAs/GaAs quantum dots (QDs) emitting at 1.3 mu m have been measured by means of a novel fibre-based characterization set-up. We demonstrate that the use of a wavelength tunable fibre Bragg grating filter increases the light collection efficiency by more than one order of magnitude as compared to a conventional grating monochromator. We identified single charged exciton and neutral biexciton transitions in the framework of a random population model. RESUMEN El presente estudio investigó las relaciones entre la autoestima, la soledad y el uso problemático del smartphone y las diferencias de género. La muestra fue no probabilística y estuvo compuesta por 202 participantes (106 hombres y 96 mujeres), con edades comprendidas entre los 18 y los 58 años, que completaron las siguientes pruebas: Smartphone Addiction Scale, Social and Emotional Loneliness Scale for Adults y Escala de Autoestima de Rosenberg. Tailoring of the solid state properties of Al-Nb mixed oxides: A photoelectrochemical study

Al-Nb containing mixed oxides were grown by anodizing sputter-deposited Al-Nb alloys of different compositions. A photoelectrochemical investigation was carried out in order to estimate the band gap, flat band potential, and conductivity type of these oxides as a function of their composition. The dependence of the band gap on the composition of mixed sp-d metal oxides has been rationalized by using a semiempirical correlation between the difference of electronegativity and band gap of oxides proposed in the literature some years ago and recently tested for regular d-d metal mixed oxides. Self-regulated learning, self-efficacy beliefs and performance during the late childhood

This article analyzes relations between self-regulated learning, self-efficacy beliefs, and performance in tasks of solving arithmetic problems. The research includes 268 six-year-old students enrolled in the first year of primary school in Spain. The results from binary logistic regression models indicate that self-regulated learning and its interaction with self-efficacy beliefs predict performance.
