Memory effects in MOS capacitors with silicon quantum dots

To form crystalline Si dots embedded in SiO2, we have deposited thin films of silicon-rich oxide (SRO) by plasma-enhanced chemical vapor deposition of SiH4 and O2. Then the materials have been annealed in N2 ambient at temperatures between 950°C and 1100°C. Under such processing, the supersaturation of Si in the amorphous SRO film produces the formation of crystalline Si dots embedded in SiO2. The narrow dot size distributions, analyzed by transmission electron microscopy, are characterized by average grain radii and standard deviations down to about 1 nm. Interface of Silicon Nitride Nanolayers with Oxygen Deficiency

Multilayer Si 3 N 4 consisting of Si 3 N 4 nanolayers with the total thickness 60 nm was deposited layer-by-layer in a low-pressure chemical vapor deposition process. Compared with the single-layer Si 3 N 4 , the multilayer Si 3 N 4 had one-third less oxygen concentration at the interfaces. This decreased density of electrically active centers of oxygen traps and improved quality of nanocapacitors with multilayer Si 3 N 4 dielectric.

Electrical and structural characterization of metal-oxide-semiconductor capacitors with silicon rich oxide

Metal-oxide-semiconductor capacitors in which the gate oxide has been replaced with a silicon rich oxide (SRO) film sandwiched between two thin SiO2 layers are presented and investigated by transmission electron microscopy and electrical measurements. The grain size distribution and the amount of crystallized silicon remaining in SRO after annealing have been studied by transmission electron microscopy, whereas the charge trapping and the charge transport through the dots in the SRO layer have been extensively investigated by electrical measurements. Azolylborates for Electrochemical Double Layer Capacitor Electrolytes

Abstract Asymmetric tetraalkylammonium salts of azolylborates were synthesized and studied with respect to their suitability as supporting electrolytes in electrochemical double layer capacitors. In contrast to current conducting salts used in this device, azolylborates exhibit an excellent stability towards thermal load and moisture. In addition to good conductivity and stability towards cathodic reduction we found certain limitations when more positive potentials were applied.

Designing voltage multipliers with nanofluidic diodes immersed in aqueous salt solutions.

[EN] Membranes with nanofluidic diodes allow the selective control of molecules in physiological salt solutions at ambient temperature. The electrical coupling of the membranes with conventional electronic elements such as capacitors suggests opportunities for the external monitoring of sensors and actuators. We demonstrate experimentally and theoretically the voltage multiplier functionality of simple electrical networks composed of membranes with conical nanopores coupled to load capacitors. [EN] The chemical and physical input signals characteristic of micro- and nanofluidic devices operating in ionic solutions should eventually be translated into output electric currents and potentials that are monitored with solid-state components. A new gas sensor electronic interface with generalized impedance converter

A new gas sensor conditioning circuit that allows a direct resistance-to-frequency conversion, as well as the procedure for the design, is presented. The generalized impedance converter (GIC) proposed is configured as a variable capacitor connected with the capacitor timing terminal of an astable multivibrator implemented by a PSoC (programmable system on chip) microcontroller device. The GIC effective input impedance, which is controlled by the gas sensor resistance, controls the astable output frequency. Good correlation of the experimental output frequency, which depends on the gas concentration, is achieved. The circuit is a simple gas sensor digital interface with frequency output.

Modelling, Simulation and Characterization of a Supercapacitor in Automotive Applications

In the energy storage field, supercapacitors (SCs) are gaining more and more attention thanks to features such as high-power density, high life cycles and lack of maintenance. In this article, an improved SC three-branches model which considers the residual charge phenomenon is presented. The procedure to estimate the model parameters and the related experimental set-up are presented. The parameter estimation procedure is repeated for several SCs of the same type. The average parameters are then obtained and used as initial guesses for a recursive least square optimization algorithm, to increase the accuracy of the model.
