Unifying Concepts for Ion-Induced Leakage Current Degradation in Silicon Carbide Schottky Power Diodes

The onset of ion-induced reverse leakage current in SiC Schottky diodes is shown to depend on material properties, ion linear energy transfer (LET), and bias during irradiation, but not the voltage rating of the parts. This is demonstrated experimentally for devices from multiple manufacturers with voltage ratings from 600 to 1700 V. Using a device with a higher breakdown voltage than required in the application does not provide increased robustness related to leakage current degradation, compared to using a device with a lower voltage rating.

Effect of ion irradiation on the stability of amorphous Ge2Sb2Te5 thin films

The archival life of phase-change memories (PCM) is determined by the thermal stability of amorphous phase in a crystalline matrix. In this paper, we report the effect of ion beam irradiation on the crystallization kinetics of amorphous Ge2Sb2Te5 alloy (GST). The transition rate of amorphous GST films was measured by in situ time resolved reflectivity (TRR). The amorphous to crystal transformation time decreases considerably in irradiated amorphous GST samples when ion fluence increases. The stability of amorphous Ge2Sb2Te5 thin films subjected to ion irradiation is discussed in terms of the free energy variation of the amorphous state because of damage accumulation. © 2008 Elsevier B.V. Optical absorption and Raman studies of neutron-irradiated Gd3Ga5O12 single crystals

Abstract In this work we have performed a comparative analysis of optical absorption and micro-Raman spectra for series of Gd3Ga5O12 (GGG) single crystals irradiated by fast neutrons with fluences from 1016 n/cm2 to 1018 n/cm2. It was found that the optical absorption spectra of non-irradiated Czochralski grown GGG consist of the relatively narrow lines in the UV spectral range related to the 4f–4f transitions in Gd3+. Transitions from the 6S7/2 ground state to the 6P, 6J and 6D states in a Gd3+ cation are clearly detected. Thermal annealing of radiation defects in MgF2 single crystals induced by neutrons at low temperatures

Abstract Primary radiation defects in ionic solids consist of Frenkel defects – pairs of defects - anion vacancies with trapped electrons (F-type centers) and interstitial ions. Upon temperature increase after irradiation, the electronic F-type centers are annealed due to recombination with mobile interstitials. Analysis of the recombination (annealing) kinetics allows us to obtain important information on the interstitial migration. At high radiation doses more complex dimer (F2-type) centers are observed in several charge states, which are well distinguished spectroscopically. Parylenes are poly(p-xylylene) polymers that are widely used as moisture barriers and in biomedicine because of their good biocompatibility. We have investigated MeV ion beam lithography using 16O+ ions for writing defined patterns in Parylene-C, which is evaluated as a coating material for the Cochlear Implant (CI) electrode array, a neuroprosthesis to treat some forms of deafness. Parylene-C and -F on silicon and glass substrates as well as 50 μm thick PTFE were irradiated to different fluences (1×1013-1×10161×1013-1×1016 1 MeV 16O+ ions cm−2) through aperture masks under high vacuum and a low pressure (<10−3 mbar) oxygen atmosphere. Influence of complex impurity centres on radiation damage in wide-gap metal oxides

Different mechanisms of radiation damage of wide-gap metal oxides as well as a dual influence of impurity ions on the efficiency of radiation damage have been considered on the example of binary ionic MgO and complex ionic–covalent $Lu_{3}Al_{5}O_{12}$ single crystals. Particular emphasis has been placed on irradiation with $\sim$2 GeV heavy ions ($^{197}Au, ^{209}Bi, ^{238}U$, fluence of 10$^{12}$ ions/cm$^{2}$) providing extremely high density of electronic excitations within ion tracks. In the research field of emergency dosimeters to be used in case of accidental radiation exposure of the population, watch glass has been considered as a possible fortuitous dosimetric material. This paper reports on results obtained by thermoluminescence of glass samples exposed to neutron and proton beams. Thermoluminescent glow curves have been analyzed for each irradiation studying the modifications induced by the irradiation as a function of proton dose or neutron fluence. MeV–GeV ion induced dislocation loops in LiF crystals

Abstract Formation of prismatic dislocation loops and evolution of dislocation structure in LiF crystals irradiated with swift 238U and 36S ions of specific energy 11 MeV/u at fluences up to 1013 ions cm−2 has been investigated using chemical etching and AFM. It has been shown that prismatic dislocations are formed in the stage of track overlapping above threshold fluences Φ ≈ 109 U cm−2 and Φ ≈ 1010 S cm−2. The diameter of dislocation loops reaches 600–1000 nm for 238U ions and 200 nm for 36S ions. The dislocations created by 238U ions are arranged in rows along the direction of ion beam, whereas 36S ions create freely distributed dislocation loops each of them being oriented along the ion…
