Technology Impact on Neutron-Induced Effects in SDRAMs : A Comparative Study

International audience; This study analyses the response of synchronous dynamic random access memories to neutron irradiation. Three different generations of the same device with different node sizes (63, 72, and 110 nm) were characterized under an atmospheric-like neutron spectrum at the ChipIr beamline in the Rutherford Appleton Laboratories, UK. The memories were tested with a reduced refresh rate to expose more single-event upsets and under similar conditions provided by a board specifically developed for this type of study in test facilities. Effects of high-energy electrons in advanced NAND flash memories

We study the effects of high-energy electrons on advanced NAND Flash memories with multi-level and single-level cell architecture. We analyze the error rate in floating gate cells as a function of electron energy, evaluate the impact of total ionizing dose, and discuss the physical origin of the observed behavior.

Fostering teenagers' assessment of information reliability: Effects of a classroom intervention focused on critical source dimensions

International audience; Increased amounts of information available from the Internet have triggered new demands for students to evaluate information quality. Our study presents an instructional intervention aimed at fostering ninth grade students' critical evaluation of source reliability. Abstract The role of the Mg complex formation in the reaction rate and regioselectivity of the 1,3-dipolar cycloaddition (13DC) reactions of nitrile imines (NIs) towards electron-deficient methacryloylpyrazolidinones has been theoretically studied using DFT methods at the B3LYP/6-31G * level. These 13DC reactions have an asynchronous concerted mechanism with a low polar character, displaying a high C regioselectivity induced by a steric repulsion between the phenyl substituent present at the C3 carbon of the NIs and the pyrazolidinone appendage present in the methacryloyl derivative, which increases with the formation of the bulky Mg–methacryloylpyrazolidinone complex. The azide/tetrazole equilibrium: an investigation in the series of furo- and thieno[2,3-e]tetrazolo[3,2-d]pyrimidine derivatives

Abstract Starting from 7(8)-chlorofuro(thieno)[3,2- d ]pyrimidines 1 , the corresponding 7(8)-hydrazinofuro(thieno)[3,2- d ]pyrimidines 2 were obtained by reaction with hydrazine. By treatment with nitrous acid, compounds 2 gave fused furo- and thieno[2,3- e ]tetrazolo[1,5- c ]pyrimidines 3 T and 4 T in excellent yields, which in solution exist in equilibrium with 7(8)-azidofuro(thieno)[3,2- d ]pyrimidines 3 A and 4 A . Compounds 3 T / 3 A and 4 T / 4 A represent useful substrates for investigating the azide/tetrazole equilibrium: it has been examined as a function of solvent, temperature, and their structure. Moment equations in a system of three interacting species subject to colored noise

We study the effects of the colored noise on a Lotka-Volterra system of three interacting species, namely two preys and one predator, in a two-dimensional domain. The three species are affected by an external multiplicative time correlated noise, which accounts for environment fluctuations. Moreover, the interaction parameter between the two preys is a dichotomous stochastic process, which determines two dynamical regimes corresponding to different biological conditions. First, we study the noise effects on the three species dynamics in a single site. Predictive Intelligent Fuzzy Control for Cooperative Motion of Two Nonholonomic Wheeled Cars

In this paper a problem of intelligent cooperative motion control of two wheeled nonholonomic cars (target and follower) is considered. Once a target car converges to a fixed state (position and orientation), a follower car coming from different position and orientation, converges to the state above, without excessive delay between the known arrival time of the target car and the arrival time of the follower. In this sense we present a new predictive fuzzy control system. A Kalman's filter and an odometric model are used to predict the future position and orientation of the target car. Methodologies for the Statistical Analysis of Memory Response to Radiation

International audience; Methodologies are proposed for in-depth statistical analysis of Single Event Upset data. The motivation for using these methodologies is to obtain precise information on the intrinsic defects and weaknesses of the tested devices, and to gain insight on their failure mechanisms, at no additional cost. The case study is a 65 nm SRAM irradiated with neutrons, protons and heavy ions. This publication is an extended version of a previous study.

Application and development of ion-source technology for radiation-effects testing of electronics

Abstract Studies of heavy-ion induced single event effect (SEE) on space electronics are necessary to verify the operation of the components in the harsh radiation environment. These studies are conducted by using high-energy heavy-ion beams to simulate the radiation effects in space. The ion beams are accelerated as so-called ion cocktails, containing several ion beam species with similar mass-to-charge ratio, covering a wide range of linear energy transfer (LET) values also present in space. Heavy Ion Induced Degradation in SiC Schottky Diodes : Bias and Energy Deposition Dependence

Experimental results on ion-induced leakage current increase in 4H-SiC Schottky power diodes are presented. Monte Carlo and TCAD simulations show that degradation is due to the synergy between applied bias and ion energy deposition. This degradation is possibly related to thermal spot annealing at the metal semiconductor interface. This thermal annealing leads to an inhomogeneity of the Schottky barrier that could be responsible for the increase leakage current as a function of fluence. peerReviewed
